Quantum cascade detectors with enhanced responsivity using coupled double-well structures

Abstract: We demonstrate a quantum cascade detector with two coupled double-well structures exhibiting a high peak responsivity of 166 mA W-1 for 8.2 mu m detection at 80 K. The coupled double-absorption-well design offers enhanced absorption efficiency. Meanwhile, incorporating another coupled double-well structure in the extractor increases the extraction efficiency. Both factors contribute to the high performance of our device.
